I am not an electrician by trade but I would say 4/0. I will say this, conduit is cheap. I don't know what your plans are but I would lay in three runs of conduit. One for power, one for phone and one for cable or whatever. Or, PVC for the power and 4" drain for the low voltage stuff. Another tip if you do use PVC. Glue the pipe and lay it. When it comes time to pull the wire, tie a plastic bag to a lightweight line and suck it through with a shop vac. Greenlee makes a kevlar line but it only comes in 1250' rolls. Anyway, start small then go to a larger line. Or, the old way, lay out the wires and feed each pipe over them until you get to the end and glue up.
I just did 350' of 3". PPL here in PA wants the depth 39" to the top of the pipe, 2-3" of screenings under and 15" of screenings on top. That is if your concerned with code.
